Manufacturable extremal low-dielectric, high-stiffness porous materials

چکیده
The drive toward increased semiconductor device densities and improved performance has set in motion the search for low-dielectric-constant materials. While introducing porosity in silica holds promise for reducing the dielectric constant, it remains elusive how to accomplish this without seriously degrading the thermomechanical performance. This article demonstrates a contemporary protocol for materials by design. Applying rigorous cross-property relations, we identify the extremal porous material structure that possesses the desired reduction in the dielectric constant while providing the highest possible stiffness for any given level of porosity. This structural design is crucial to the integration of porous low-dielectric materials into microelectronics and should serve as a guide to future synthetic efforts. Using recently developed self-assembly techniques, we also demonstrate that structures approaching the optimal one can be fabricated. Importantly, our procedure can be applied to general material design problems. © 2005 American Institute of Physics. fDOI: 10.1063/1.1929854g

Mechanical Properties, Fracture and Water Diffusion in Nanoporous Low Dielectric Constant Materials
Extendibility of Cu/Low-k integration schemes beyond the 45 nm node requires integration of nanoporous dielectrics with greatly reduced permittivity into the back-end process of integrated circuits (IC). However, existing candidate materials suffer insufficient mechanical integrity and fracture resistance to survive the harsh fabrication flow. Their open pore structure is susceptible to the ing...

The deformation and failure of fused, porous networks are key concerns in microscale power sources and open trusses for structural applications. We have found that the behavior of the connection points in these open networks is the most critical determinant of materials response. For many manufacturable material geometries, both stiffness and strength are largely controlled by these interpartic...

The downscaling of feature sizes in integrated circuits (IC) requires on-chip interconnects with low dielectric constant layers (low-k) that mitigate the increase in propagation delay and power consumption. Several candidate low-k materials based on porous silicates have been proposed. Whereas porosity is beneficial for lowering the dielectric constant, it has detrimental effects on the mechani...

This paper discusses the effects of pore arrangements on the dielectric property of porous low-k and high-k dielectrics. Higher performance large scale integration (LSI) requires lower dielectric constant to decrease line-to-line capacitance. Recently, porous low-k dielectrics are introduced for low-k dielectrics because of its ultra lower dielectric constant. However, their poor mechanical str...

We report on the results of a comparative study in which the mechanical response of both fully dense and porous lowdielectric thin films was evaluated using two different techniques: nanoindentation and the plane-strain bulge test. Stiffness values measured by nanoindentation are systematically higher than those obtained using the bulge test technique. The difference between the measurements is...
